Abstract
The epitaxial films are monocrystals with orientation (100) and they have sphalerite structure with crystal lattice parameter is af = 0.56697 nanometers It is revealed that paired atoms of the germanium partially replace molecules of the arsenide gallium and nanoislets of zinc selenium in the (GaAs)1-x(Ge2)x solid solution have the geometric shape dome, with lateral dimensions of 55÷65 nm. It is determined that the zinc selenium quantum dots and germanium nanocrystallites are located in the surface region in the covalent bond with arsenide gallium atoms in the crystal lattice of the (GaAs)1-x(Ge2)x solid solution, respectively.
